Abstract

The study focuses on the frequency response analysis of a MEMS comb-drive resonator, a crucial component in various applications such as signal filtering and mass sensing. The research combines theoretical modeling, experimental validation, and finite element method (FEM) simulation using open-source Elmer FEM software. The MEMS resonator's performance is analyzed post-fabrication, considering deviations due to the M-SOG process. The simulation model is validated against experimental test results, highlighting the resonator's response to varying DC and AC voltages. The study concludes with a comparison of theoretical, experimental, and FEM simulation results, emphasizing the practical implications for designing and analyzing MEMS structures.
