Abstract

The article delves into the microstructural evolution and phase composition of In2Ga2ZnO7 ceramic targets during sintering, which is essential for producing high-quality IGZO thin films. It discusses the significance of IGZO materials in various applications, such as flat-panel displays and transparent electronics. The study employs high-energy ball milling and atmospheric sintering to control the phase composition and microstructure of the ceramic targets. The authors analyze the impact of ball milling duration on powder characteristics and the debinding process of IGZO materials. High-temperature XRD measurements reveal the phase transformations during sintering, leading to the formation of a single In2Ga2ZnO7 phase at high temperatures. The study also examines the electrical properties of the targets, highlighting the relationship between phase composition, band gap widths, and electrical conductivity. The findings contribute to the development of high-quality IGZO targets and improve the performance of semiconductor devices based on IGZO thin films.
