Abstract

This article presents the performance assessment of a dielectrically modulated junctionless rectangular gate all around FET (DM-JL-RGAAFET) biosensor designed for label-free detection of neutral biomolecules. The biosensor's sensitivity and conjugation performance are evaluated using various neutral biomolecules such as Streptavidin, APTES, Zein, and Keratin. The unique electrostatic response of these biomolecules is evaluated through a nano-cavity created by etching out the gate oxide beneath the gate material. The effective permittivity of conjugated biomolecules is calculated using Bruggeman’s Model, highlighting the biosensor's remarkable sensitivity and ability to detect conjugated biomolecules at different volume fractions. The architecture of the proposed biosensor exhibits strong gate control over channel electrostatics and substantial rejection towards short channel effects. Optimization of channel material and source/drain contacts further enhances the biosensor's performance, making it a promising tool for early disease detection and diagnosis.
