Abstract

The article delves into the performance evaluation of nano-scale core–shell junctionless field-effect transistors (CS-JLFETs) for designing ultra-low-power inverters and ring oscillators. It begins by addressing the growing demand for low-power electronics, particularly in portable devices, and the challenges posed by static power consumption in battery-operated circuits. The authors introduce the concept of CS-JLFETs, which utilize a core-shell technique to reduce off-current and improve static power efficiency. The study compares the electrical characteristics of different CS-JLFET configurations, including similarly doped and oppositely doped core-shell structures. The results demonstrate that the oppositely doped CS-JLFET (OD-CS-JLFET) significantly outperforms conventional junctionless field-effect transistors (JLFETs) and similarly doped CS-JLFETs in terms of off-current reduction and gate capacitor improvement. The article also explores the circuit-level analysis of inverters and ring oscillators based on OD-CS-JLFETs, showcasing their superior performance in low-power applications. The findings highlight the potential of OD-CS-JLFETs in achieving ultra-low-power consumption and high-speed operation, making them a promising candidate for future electronic devices.
