Abstract

This article delves into the intricate relationship between temperature, relative humidity, and the dynamic characteristics of MEMS beam resonators operating in atmospheric pressure and gas rarefaction conditions. It discusses the significant role of external squeeze film damping and thermoelastic damping in influencing the resonant frequency and quality factor of these resonators. The study introduces a modified molecular gas film lubrication (MMGL) equation to account for the combined effects of temperature and humidity, providing a novel approach to improve the frequency shift and quality factors of MEMS resonators. The research highlights the importance of considering gas rarefaction and surface accommodation coefficients in understanding the performance of MEMS resonators, offering valuable insights for environmental monitoring applications.
