Summary
History and current status of Cu-ternary-based photovoltaic devices are reviewed. Heterojunction and homojunction research on CuInS2, CuInSe2 and CuInTe2 is covered. Some emphasis is placed on the CdS, Cd(Zn)S/CuInSe2 thin-film solar cell, which has reached a 10% solar-conversion efficiency and has demonstrated remarkable stability characteristics. Fundamental properties of interface formation are presented, by using surface analysis (AES, angular-resolved XPS, EELS) techniques. The possible formation of binary semiconductor compounds (e.g. Cu x S and Cu x Se) during the initial stages of heterojunction formation is reported. The evaluation of heterojunction response is studied by using high-resolution electron-beam-induced current (EBIC) investigations on fractured solar-cell cross-sections. Schottky barrier and homojunction responses are reported for present solar-cell designs. The importance and effects of postdeposition heat treatments on the performance of these thin-film cells are discussed. In particular, complementary EBIC and SIMS data are used to ascertain the necessity of the oxygen/temperature treatments of this device. Compositional changes in interface and layer properties upon temperature stress that affect device reliability are reported. The present design and processing of the Cu ternary devices are summarized and the future directions of research and largescale processing of such solar cells are indicated.

Si passano in rassegna la storia e lo stato attuale degli apparecchi fotovoltaici basati sul rame ternario. Si ricopre il campo di ricerca dell'eterogiunzione e dell'omogiunzione in CuInS2, CuInSe2 e CuInTe2. Si pone l'accento sulla cella solare a strato sottile di CdS, Cd(Zn)S/CuInSe2 che ha raggiunto un'efficienza di conversione solare del 10% e ha mostrato caratteristiche notevoli di stabilità. Si presentano le proprietà fondamentali della formazione d'interfaccia, per mezzo di tecniche di analisi di superficie (AES, XPS a risoluzione angolare e EELS). Si riporta la possibile formazione di composti semiconduttori binari (per esempio Cu x S e Cu x Se) durante gli stadi iniziali della formazione dell'eterogiunzione. Si studia il calcolo della risposta dell'eterogiunzione per mezzo di analisi di corrente indotta dal fascio elettronico (EBIC) ad alta risoluzione su sezioni della cella solare fratturata. Si riportano la barriera di Schottky e le risposte di omogiunzione per i presenti progetti di cella solare. Si discutono l'importanza e gli effetti dei trattamenti termici dopo la postdeposizione sull'attuazione di queste celle a strato sottile. In particolare, stati complementari EBIC e SIMS sono usati per accertare la necessità dei trattamenti ossigeno/temperatura di questo apparecchio. Si riportano i cambiamenti di composizione nell'interfaccia e le proprietà di strato a seguito di stress termici che influenzano l'affidabilità dell'apparecchio. Si riassumono il presente progetto e l'elaborazione degli apparecchi a Cu ternario e si indicano le direzioni future di ricerca ed elaborazione su larga scala di tali celle solari.

Предлагаегся обзор современного состояния фотовольтаических приборов на основе трехкомпонентных соединений меди. Обсуждаются исследования гетеропереходов в соединениях CuInS2, CuInS2 и CuInTe2. Особое внимание уделяется тонкопленочным солнечным элементам на CdS, Cd(Zn)S/CuInSe2, в которых достигается 10% эффективность преобразования энергии и которые имеют стабильные характеристики. Используя технику анализа поверхиости, исследуются основные свойства образования границы раздела. Отмечается возможное образование бинарных полупроводниковых соединений (Cu x S и Cu x Se) во время начальных стадий образования гетероперехода. Определяется отклик гетероперехода. Для существующих солнечных элементов приводятся барьер Шотки и отклики гетеропереходов. Обсуждается влияние последующего выделения тепла на работу этих тонкопленочных элементов. В частности, дополнительные EBIC и SIMS данные используются для определения необходимости кислородно-температурной обработки этого прибора. Сообщаются изменения состава на границе раздела и свойств слоев в зависимости от температуры, что влияет на надежность прибороб. Анализируются современные конструкции и технология приборов на основе трехкомпонентных соединений меди. Обсуждаются направления будущих исследований и крупномасштабная технология солнечных элементов.
